| 1 | GaN-based substrates and optoelectronic materials and devices显示文摘In order to solve the problems of GaN heteroepitaxy on sapphire substrate,some techniques were explored.Freestanding GaN substrates have been made by hydride vapor phase epitaxy(HVPE),laser lift-off(LLO),and chemical mechanical polishing techniques.Wafer bending and cracking in the HVPE growth were partly settled by pulsed flow modulation method.High-crystal quality was established for 1.2 mm thick GaN substrate by X-ray diffraction measurement,in which the full width of half maximum values were 72,110 arcsec for(102),(002)peaks.A novel micro-size patterned sapphire substrate(PSS)and a nano PSS were also fabricated.High-power vertical structure light emitting diodes(VSLEDs)have been developed by Au–Sn eutectic wafer bonding,homemade micro-area LLO,and light extraction structure preparation.The high-injection-level active region with low temperature GaN sandwiched layers was used for lowefficiency droop.The light output power of VSLED was achieved as 400 mW driven at 350 mA,and the dominant wavelength is about 460 nm.The structures and properties of strain modulated superlattices(SLs)and quantum wells as well as advanced simulation of carriers transport across the electron blocking layer were investigated in laser diodes.The hole concentration was achieved as high as1.6 9 1018cm-3in AlGaN/GaN SLs:Mg by inserting an AlN layer.High-quality AlGaN epilayers and structures were grown by MOCVD.Some device structures of UV LEDs and detectors were demonstrated.The emission wavelength of 262 nm UV LED has been successfully fabricated.At last,high-quality InN and InGaN materials for solar cell were grown by boundary-temperature-controlled epitaxy and growth-temperature-controlled epitaxy.Hall-effect measurement showed a recorded electron mobility of 3,280 cm2/(V s)and a residual electron concentration of 1.47 9 1017cm-3at 300 K. | Guoyi Zhang Bo Shen Zhizhong Chen Xiaodong Hu Zhixin Qin Xinqiang Wang Jiejun Wu Tongjun Yu Xiangning Kang Xingxing Fu Wei Yang Zhijian Yang Zhizhao Gan | 2014 | Chinese Science Bulletin2014,59,12: | 4 |
| 2 | Lattice constant effects of photonic crystals on the extraction of guided mode of GaN based light emitting diodes显示文摘We have fabricated a series of square-lattice hole photonic crystal (2PhC) arrays simultaneously at the un-current injection region on a special sample of GaN based light emitting diode (LED) by using focus ion beam milling (FIBM). The lattice constants of the 2PhC arrays vary from 230 to 1500 nm,while the 2PhC arrays have a constant area of about 9 μm×18 μm and a fixed depth of 150±10 nm which approaches but does not penetrate the active layer. Microscopic electroluminescence images and spectral measurements consistently confirm that the top emitting intensities from different 2PhCs are all enhanced compared with the unpatterned region. It is demonstrated that the output coupling of propagating guided modes is realized by the diffracted transmission of the 2PhCs. The enhancement factors of the guided modes compared with the unpatterned region are plotted as function of the lattice constant. It is found that the highest enhancements for the extraction of guided modes were obtained for the lattice constant of 230 and 460 nm of 2PhCs. | 5 | Lattice-parameter effects on diffracted transmission of GaN two-dimensional square-lattice photonic crystals显示文摘The lattice-parameter effects on the diffracted transmission of GaN square-lattice photonic crystals (2PhC) at the wavelength of 460 nm were studied by using a rigorous coupled wave analysis (RCWA). The impacts of lattice parameters on the diffracted transmission are calculated in the ranges for lattice pitch from 100 nm to 2000 nm,fill factor from 0.1 to 0.9 and grating height from 100 nm to 1000 nm,respectively. Our simulation results confirm that the lattice pitch is the dominant factor of the diffraction. It determines how many orders of diffraction occur by the 2PhCs. The larger the lattice pitch,the higher the diffraction orders come into play. Moreover,besides the first-order Bragg diffraction,higher diffraction orders from large pitches of PhCs are also beneficial to the light extraction improvement. The higher enhancement factors of the integrated transmission were obtained from a wide range of pitches with micro-scale GaN 2PhCs. | 6 | Petroleum geology of marl in Triassic Leikoupo Formation and discovery significance of Well Chongtan1 in central Sichuan Basin,SW China显示文摘In 2022,the risk exploration well Chongtan1(CT1)in the Sichuan Basin revealed commercial oil and gas flow during test in a new zone–the marl of the second submember of the third member of Leikoupo Formation(Lei-32)of Middle Triassic,recording a significant discovery.However,the hydrocarbon accumulation in marl remains unclear,which restricts the selection and deployment of exploration area.Focusing on Well CT1,the hydrocarbon accumulation characteristics of Lei-32 marl are analyzed to clarify the potential zones for exploration.The following findings are obtained.First,according to the geochemical analysis of petroleum and source rocks,oil and gas in the Lei-32 marl of Well CT1 are originated from the same marl.The marl acts as both source rock and reservoir rock.Second,the Lei-32 marl in central Sichuan Basin is of lagoonal facies,with a thickness of 40–130 m,an area of about 40000 km^(2),a hydrocarbon generation intensity of(4–12)×10^(8) m^(3)/km^(2),and an estimated quantity of generated hydrocarbons of 25×10^(12) m^(3).Third,the lagoonal marl reservoirs are widely distributed in central Sichuan Basin.Typically,in Xichong–Yilong,Ziyang–Jianyang and Moxi South,the reservoirs are 20–60 m thick and cover an area of 7500 km^(2).Fourth,hydrocarbons in the lagoonal marl are generated and stored in the Lei-32 marl,which means that marl serves as both source rock and reservoir rock.They represent a new type of unconventional resource,which is worthy of exploring.Fifth,based on the interpretation of 2D and 3D seismic data from central Sichuan Basin,Xichong and Suining are defined as favorable prospects with estimated resources of(2000–3000)×10^(8) m^(3). | WANG Zecheng XIN Yongguang XIE Wuren WEN Long ZHANG Hao XIE Zengye ZHANG Jianyong TIAN Han LI Wenzheng FU Xiaodong SUN Haofei WANG Xiaofang HU Guoyi ZHANG Yu | 2023 | Petroleum Exploration and Development2023,50,5: | 0 |
