2Temperature dependence of the point defect properties of GaN thin films studied by terahertz time-domain spectroscopy显示文摘The dielectric functions of GaN for the temperature and frequency ranges of 10–300 K and 0.3–1 THz are obtained using terahertz time-domain spectroscopy.It is found that there are oscillations of the dielectric functions at various temperatures.Physically,the oscillation behavior is attributed to the resonance states of the point defects in the material.Furthermore,the dielectric functions are well fitted by the combination of the simple Drude model together with the classical damped oscillator model.According to the values of the fitting parameters,the concentration and electron lifetime of the point defects for various temperatures are determined,and the temperature dependences of them are in accordance with the previously reported result.Therefore,terahertz time-domain spectroscopy can be considered as a promising technique for investigating the relevant characteristics of the point defects in semiconductor materials.FANG HeNan ZHANG Rong LIU Bin LI YeCao FU DeYi LI Yi XIE ZiLi ZHUANG Zhe ZHENG YouDou WU JingBo JIN BiaoBing CHEN Jian WU PeiHeng 2013Science China(Physics,Mechanics & Astronomy)2013,56,11:6

4Visible-light stimulated synaptic plasticity in amorphous indium−gallium−zinc oxide enabled by monocrystalline double perovskite for high-performance neuromorphic applications显示文摘Photoelectric synaptic devices have been considered as one of the key components in artificial neuromorphic systems due to their excellent capability to emulate the functions of visual neurons,such as light perception and image processing.Herein,we demonstrate an optically-stimulated artificial synapse with a clear photoresponse from ultraviolet to visible light,which is established on a novel heterostructure consisting of monocrystalline Cs2AgBiBr6 perovskite and indium–gallium–zinc oxide(IGZO)thin film.As compared with pure IGZO,the heterostructure significantly enhances the photoresponse and corresponding synaptic plasticity of the devices,which originate from the superior visible absorption of single-crystal Cs2AgBiBr6 and effective interfacial charge transfer from Cs2AgBiBr6 to IGZO.A variety of synaptic behaviors are realized on the fabricated thin-film transistors,including excitatory postsynaptic current,paired pulse facilitation,short-term,and long-term plasticity.Furthermore,an artificial neural network is simulated based on the photonic potentiation and electrical depression effects of synaptic devices,and an accuracy rate up to 83.8%±1.2%for pattern recognition is achieved.This finding promises a simple and efficient way to construct photoelectric synaptic devices with tunable spectrum for future neuromorphic applications.Fu Huang Feier Fang Yue Zheng Qi You Henan Li Shaofan Fang Xiangna Cong Ke Jiang Ye Wang Cheng Han Wei Chen Yumeng Shi 2023Nano Research2023,16,1:2
5Cultivated land quantity niche regulation and its environmental effect显示文摘The change in the quantity of cultivated land influences the structure, function and evolvement of ecosystem. The rational change in the quantity of cultivated land will be propitious to ecological security and sustainable development, and irrational change will deteriorate ecological environment. The concept of cultivated land quantity niche regulation was firstly put forward based on niche theory and the action-feedback mechanism between cultivated land quantity niche and cultivated land benefit niche. Then, the regulation measures of cultivated land quantity niche were brought forward in rural-urban area, agro-forest area and consolidation-reclamation-exploitation area. Finally, the ecological environmental effect after regulation was analyzed. The results show that different measures should be taken to regulate cultivated land quantity niche in different areas. The economic and social benefit niche of cultivated land should be promoted to regulate cultivated land quantity niche in rural-urban area and consolidation-reclamation-exploitation area. The social benefit niche of cultivated land should be reduced in agro-forest area. 6The Synthesis of Symmetrical Azobenzenes from Anilines by Phase Transfer Catalysis显示文摘Using galvinoxyl as catalyst. the phase transfer catalyzed method of oxidation of primary amines to symmetrical azobenzenes with a saturated solution of potassium ferricyanide in 2 mol/L aqueous potassium hydroxide and dichloromethane is described. The reaction has intimate relation with Hammett substituent constants.
